According to TechSpot , Apple is preparing for the launch of the Apple M5 chip series, including the M5, M5 Pro, M5 Max and M5 Ultra versions. This chip series is expected to use TSMC's N3P manufacturing process, which is currently in the testing phase. The M5 and M5 Pro/Max versions are expected to start production in the first and second half of 2025, respectively, while the M5 Ultra version will be mass produced in 2026.
Analyst Ming-Chi Kuo revealed that the M5 chip line will be used in many new generation Apple products, including MacBooks, iPads and many other devices. The M5 Pro, M5 Max and M5 Ultra variants will adopt SoIC-mH packaging technology, which is a server-grade packaging solution, allowing the CPU and GPU designs to be separated. This technology helps increase production yield and improve thermal performance.
The Apple M5 processor generation is expected to be packaged according to server standards to increase performance and heat dissipation.
Apple is expected to become TSMC's largest customer for SoIC technology, while other major chip designers such as AMD, AWS and Qualcomm will also adopt the same technology for their next-generation products.
The M5 series is expected to offer a performance boost over the M4 series, despite remaining on the 3nm manufacturing process rather than moving to 2nm. Early reports suggest the M5 will be more power efficient, resulting in better battery life and faster performance on devices.
Products like the MacBook Pro, MacBook Air, and iPad Pro with OLED displays are expected to use the M5 chip from spring 2025 to the first half of 2026. However, it is unclear whether the Mac mini will be upgraded with the new chip. Meanwhile, devices using the M5 Ultra, the highest-end version, are expected to appear in the second half of 2026.
Apple previously launched the MacBook Pro, iMac, and Mac mini with the M4 chip earlier this year. The new generation MacBook Air is expected to be announced in spring 2024, while the Mac Studio and Mac Pro lines with the M4 Ultra will be released in late 2025. Apple's AI server system will also be upgraded from the M2 Ultra to the M4 next year.
